化学性质：

在半导体生产工艺中，光刻是至关重要的一个工艺环节，而涂胶工艺将直接影响到光刻的质量，所以涂胶也显得尤为必要。

本文介绍了增黏剂(HMDS)的物化性质及其在光刻工艺中的作用，并且通过实验研究将增黏剂应用于一些材料的光刻工艺，改善了材料的表面状态，增强了衬底与光刻胶的黏附性，进而在湿法腐蚀等后续工艺中提高了光刻胶的抗腐蚀性。

在涂胶工艺中，所用到的光刻胶绝大多数是疏水的，而晶片表面的羟基和残留的水分子是亲水的，如

果在晶片表面直接涂胶的话，势必会造成光刻胶和晶片的粘合性较差，甚至造成局部的间隙或气泡，涂胶厚度和均匀性都受到了影响，从而影响了光刻效果和显影。

为了解决这一问题，涂胶工艺中引入了一种化学制剂，即HMDS，它的英文全名叫Hexamethyldisilazane（HMDS），化学名称叫六甲基二硅氮甲烷。

将增黏剂涂到衬底表面后，通过加温可反应生成以硅氧烷为主体的化合物，这实际上是一种表面活性剂，几个分子厚的增黏剂就可以成功地将衬底表面由亲水变为疏水，其疏水基可很好地与光刻胶结合，起到耦合的作用。再者，在显影的过程中，由于它增强了光刻胶与衬底的黏附性，从而有效地抑制腐蚀液进入光刻胶与衬底的侧向钻蚀，提高了光刻胶的抗蚀性。

光刻胶的研究方向 ① 从工艺的角度去考虑。

普通的光刻胶在成像过程中，由于存在一定的衍射、反射和散射，降低了光刻胶图形的对比度，从而降低了图形的分辨率。随着曝光加工特征尺寸的缩小，入射光的反射和散射对提高图形分辨率的影响也越来越大。为了提高曝光系统分辨率的性能，人们正在研究在曝光光刻胶的表面覆盖抗反射涂层的新型 光刻胶技术。该技术的引入，可明显减小光刻胶表面对入射光的反射和散射，从而改善光刻胶的分辨率性能，但由此将引起工艺复杂性和光刻成本的增加。

第3章 HMDS与光刻胶的相互作用过程

3.1 増黏剂（HMDS）预处理

在光刻工艺的涂胶工艺中，所使用的光刻胶大多是疏水性的。而在样品晶片的表面的羟基和一些残留的水分子却是亲水性的。为了使光刻胶能够直接涂在晶片的表面就需要在其中添加増黏剂（HMDS）。它能够成功将晶片表面的亲水性变为疏水性，其疏水基很好地与光刻胶结合。最初，人们使用的是液态的増黏剂（HMDS）直接涂到晶片的表面，然后，由于晶片的高速旋转，在晶片的表面会形成一层HMDS膜。这样就解决了晶片与光刻胶的结合问题。但这只是阶段性的，随着光刻线条的越来越细，随着胶的越来越薄，需要胶的粘附力也就越来越强。所以，对増黏剂（HMDS）就要进行预处理。

下面介绍将一种预处理系统。

3.1.1 预处理系统的优越性

HMDS预处理系统的优越性在于：

（1）预处理性能更好：在经过多次的氮气置换后，对HMDS进行处理，这样就会防止尘埃的影响。另外，在晶片从去水烘烤到进行HMDS处理这一整个过程中，晶片都不会离开容器，这样就不会有很多的水分被晶片吸收，处理的效果自然也就较好。

（2）处理更加均匀：由于光刻胶是以蒸汽的形式进行涂布，与传统的液体涂布相比，光刻胶的分布会更均匀，这样处理后，光刻胶的均匀性较好。

（3）效率高：由于传统的液态涂布采用的是单片操作，而蒸汽式涂布一次可以同时操作和处理多达四盒的晶片，效率有很大的提高。

（4）更加节约药液：使用液态涂布方式进行涂布所需药液较多，而同样情况下同样多的药液，可以涂抹多达四盒甚至更多的晶片。

（5）更加环保和安全：众所周知，HMDS是属于剧毒物，人吸入会导致中毒，中毒后会出现各种不良反应，比如：反胃、呕吐、腹痛、刺激胸部、呼吸道等。而本系统在整个过程中，操作环境是密闭的，所以人是不会接触到HMDS气体的，这样就可以保护操作人员。而且，它的尾气会经过尾气处理系统进行处理，这样对环境也有保护作用，不会造成污染。

本次HMDS与光刻胶相互作用的研究涉及到了HMDS的物理化学性质、光刻胶的性质和技术参数，光刻技术的发展与应用，光刻工艺的流程等方面的知识。涉及了薄膜制备工艺中所学的大部分内容。通过这次论文的撰写巩固了学过的知识并能够较好的利用。

通过本次毕业设计，得出在光刻胶中添加増黏剂可以改善光刻工艺中的产品的成品率，它能将一些材料的亲水性改为疏水性，这样就能使具有疏水性的光刻胶具有更好的黏附性。实验表明，使用了増黏剂的光刻

胶生产的样品较未使用的样品在湿法腐蚀工艺中具有良好的抗腐蚀能力。除此之外，论文提出了对HMDS进行预处理。由于光刻线条变得越来越细，HMDS需要经过预处理系统才能增加其粘附能力。而且还有其他的一些优越性，比如效率高，节省药液，更加环保和安全等

増黏剂（HMDS）应用之沉积碳化硅涂层

碳化硅涂层有由于其具有良好的热导性能、较高的硬度以及良好的热稳定性，已被广泛地应用作钢铁、微电子工业、纤维增强陶瓷基复合材料中的保护性涂层。制备方法包括磁控溅射法、化学气相沉积法以及激光辅助沉积法。

由于増黏剂（HMDS）中含有六个甲基，C/Si摩尔比为3：1，在热分解过程中会产生过量的残余碳，为了使C/Si摩尔比接近为1：1，残余碳能够尽可能地排出反应室外，对不同温度的沉积情况研究如下：在沉积温度在900摄氏度和950摄氏度时，预制件底部未见残碳富集，在1000摄氏度时，有少量残碳富集，在1100摄氏度时，残碳富集严重。可以看出，随着温度的上升，HMDS的分解速率增加，导致愈来愈多的残余碳来不及被抽出反应室而富集在预制件底部。【3】

由HMDS沉积碳化硅具体过程为：HMDS在高温下会发生反应，首先由反应生成含Si和C的中间态反应物，然后中间态反应物会进行扩散，沉积到基体的表面。最后，含Si和C的中间态反应物会通过表面反应生成SiC，而SiC粒子会沉积在基体的表面

4.2不足之处及未来展望

在本文中提到，増黏剂（HMDS）添加到光刻胶中对光刻工艺的作用主要是提高成品率和增加样品的抗腐蚀能力。目前最常用的正性光刻胶为DQN，分别表示感光化合物（DQ）和基体材料（N）。随着IC特征尺寸亚微米、深亚微米方向快速发展，现有的光刻机和光刻胶已无法适应新的光刻工艺要求。相信随着光刻工艺的不断发展，光刻机甚至开始采用非光学光刻的方式（即电子束曝光、离子束曝光），光刻胶产品的综合性能也必须随之提高，才能符合集成工艺制程的要求。由此，电子束光刻胶极有可能在集成电路线宽降至纳米级时大显身手，另外，X射线胶和离子束胶也因其优势可以对微电子光刻技术起到很好的推动作用。HMDS高效逆流式磁选机的结构、工作原理及技术特点

2．1 HMDS磁选机的结构

HMDS高效逆流式磁选机主要由支架、筒体、磁系、端盖、给矿管、给矿箱、挡矿板、精矿管、精矿溜槽、刮板、脱水区、尾矿管、扫选区、槽底、溢流堰等构成。

2．2 HMDS磁选机的工作原理

HMDS高效逆流式磁选机工作原理见图1。矿浆由给矿管给入给矿箱，然后均匀地给入槽体。在分选室人口处，有特殊的弧形凸起，可使不同矿粒在分选空间中沿整个给矿宽度均匀分布，充分悬浮，并使矿浆流动方向与磁场的磁力方向一致，有利于圆筒充分吸引磁铁矿粉。矿浆进入分选槽后，正处于第一和第二磁极之间，此处磁场强度最大。根据各矿物的比磁化系数不同，矿浆中的磁铁矿粉受磁力吸引，附着在圆筒上。由于磁极极性互相交变，磁铁矿粉一边绕圆筒旋转，一边翻转180。，甩掉混杂在其中的非磁性物。随着圆筒的转动，磁铁矿粉被带到精矿排矿口脱离磁系排入精矿槽，剩余一些精矿被水冲洗下来进入精矿槽，最后由精矿管排出槽体，循环利用。而非磁性物不能被圆筒吸住，仍沿槽底向前移动，在槽体内矿浆流作用下，进入尾矿槽排出。槽底和圆筒构成扫选区，槽底制成圆弧

没有哪个激荡的心灵不曾孤独彷徨，没有哪颗驿动的灵魂不曾四处流浪在夜的旷野，苦苦追寻自我的精神家园。当黑暗与光明在灵魂躯壳外阴阳际会，物欲与精神在躯壳深处激烈碰撞，即使一颗沦落尘间的魂灵，也拥有着从现实黑暗腐朽的泥土中，灌溉出举世无双、珍异奇美花朵的巨大力量。人的灵魂，从诞生伊始即向美而生。

每一天，白昼永远会如期而至，暗夜终究也将必然降临。纷繁芜杂的现实生活里，世间的每颗灵魂都在用自己辛劳、快乐、眼泪、痛苦甚至挣扎，追逐着自我定义的幸福感。灵魂的最终归宿，即在生活中寻找永恒之美，解放自我，重构完美的精神家园。

于我这样普通而平凡的人，生活之美，亦珍珠般散落，藏匿于这并不完美的现实世界的光明与阴影里。长长的一声叹息，拂面而过的四季，多年邂逅的回眸，流转于指间渐渐消逝的华年，攀爬在锈蚀的铁栅栏上的花境，甚而一张悲哀欲绝的面孔，都如流星般绚丽地划过现实世界的暗夜，令人心动不已。当时光渐成追忆，纵使在最苦痛的漫漫长夜里，灵魂最终也只会永远记取黑暗天庭上闪耀的群星，供奉于精神家园的神坛之上。

庇厄利亚的女神们之于每个灵魂，无论高低贵贱，都赋予了同等、公平而辉煌的文字权利。即使现实世界中最穷困潦倒的年轻人，他们也能自由地进出文艺的国度，让自己的灵魂在完美、静谧的精神家园中休生养息，恢复生机。

当灵魂与文字相遇，人生的流行坎止，困顿踬踣，陪伴着无数心灵悸动的时刻，一经幻化成为文字，便终成永恒。于我，生活无处不可寄梦，文字的意义就在于此。
